IEDM 2009 Conference: IQE materials featured in three papers presented by Purdue, Penn State and Cornell Universities.
IQE’s materials featured in three research papers to be published at the International Electron Devices Meeting (IEDM) to be held in Baltimore, MD from 7th to 9th December 2009.
Researchers from Purdue University described a new damage-free dry and wet etching process with which they have built the first InGaAs FinFETs (transistors shaped like fins).
The FinFET devices manufactured on material produced at IQE’s facility in Bethlehem, PA were fabricated by researchers at Purdue University in Indianapolis. The transistors had very small dimensions with channel lengths down to 100nm and widths down to 40nm. The device comprised of three gates for better control of short-channel effects and electrical behaviour was well-controlled.
The paper: “First Experimental Demonstration of 100 nm Inversion-mode InGaAs FinFET through Damage-free Sidewall Etching,” is one of two presented by Purdue University researchers based on work conducted using IQE’s materials. The second paper is titled: “High-performance Deep-submicron Inversion-mode InGaAs MOSFETs with Maximum Gm exceeding 1.1 mS/µm: New HBr Pretreatment and Channel Engineering,”
Also at the same conference, a late-news paper was presented by Penn State University, Cornell University and IQE researchers. The paper: “Experimental Demonstration of 100nm Channel Length In0.53Ga0.47As-based Vertical Inter-band Tunnel Field Effect Transistors (TFETs) for Ultra Low-Power Logic and SRAM Applications,” addresses the need for ultra low-power devices and describes an interband tunnelling field effect transistor (TFET) built on InGaAs.
The TFET device described in the paper features an “on-current” of 20µA/µm at 0.75V and a large on-off current ratio of 104. This performance is particularly noteworthy given that the device channel length is only 100nm.
